Fraunhofer EMFT with ca. 90 employees and a budget of approx. 10 M2), is mainly working on the research and development of novel technologies for the further integration and miniaturization of microelectronic systems with increasing breadth of function. EMFT is focusing on integrated sensor techniques, biological and chemical sensor systems, MEMS/NEMS components and innovative nanoelectronic Si devices and polymer electronics as well as reliability tests of microelectronic circuits and components. One of EMFT's key competencies is 3D integration technology, especially regarding heterogeneous 3D integration of MEMS and ICs, partly developed within the large-scale European projects e-CUBES, JEMSIP-3D, ESIP and e-BRAINS (IST, ENIAC, CATRENE and ICT).

3D Plus is a world leading supplier of advanced high density 3D microelectronic products and Die and Wafer Level stacking technology meeting the demand for high reliability, high performance and very small size of today's and tomorrow's electronics. Its patented technology portfolio starts with standard package scale upward to die-size and wafer-level stacking processes, and, enables stacking heterogeneous active,passive components.

With today customers spread over 30 countries, 3D Plus meets the requirements of high technolog industries in industrial, computing/telecom., security and defense, avionics, medical and space markets.

3D Plus has a good experience of stacking bare dies with WDoD technology.

NIMBUS Centre for Embedded Systems Research at Cork Institute of Technology

The NIMBUS Centre for Embedded Systems Research at Cork Institute of Technology is Ireland's only research centre devoted to the field of embedded electronic systems and integrates R&D activities which have been ongoing in CIT since 2000. The Centre is equipped with state-of-the-art facilities and equipment for embedded systems research, development and demonstration. NIMBUS, with 65 researchers and engineers, is managed by staff with extensive national, international and industry R&D experience in national, EU and industry-funded research projects. The Smart Systems Integration Research Group in Nimbus has a special research focus on reliability and ruggedisation of embedded electronics for demanding applications involving high stress mechanical, thermal and/or environmental parameters. A design-for reliability approach is followed in system development which combines multiphysics, multiscale modelling with thermal, mechanical and stress testing to arrive at a final well-understood system design which meets the application-specific requirements. This approach has been successfully applied from the micro-scale of MEMS devices up to the macro-scale of full embedded systems. Nimbus also has a proven track-record of technology transfer to industry in Ireland.

TU Eindhoven

The group Functional Organic Materials and Devices (SFD) is part of Department of Chemical Engineering and Chemistry at the TU Eindhoven. The group has a long-standing experience in the area of functional polymer nanomaterials. Many of the functionalities are achieved by self-organizing systems which are often combined with nano- and microstructuring techniques such as lithography, embossing, holography or printing. This bottom-up/top-down combination enables the formation of elements or devices with structural control over different length scales from molecular, nano- to micrometer scale.

Institut d’Electronique Fondamentale (IEF)

The "Institut d'Electronique Fondamentale" (IEF) is a joint research unit between CNRS and University of Paris-Sud. It is located in the Scientific Center of Orsay at 25 km in the south of Paris (France). IEF staff consists of 250 people including, 81 researchers and professors and 87 PhD students.

IEF research activity concerns four main areas: nano-magnetism, photonics, nano-electronics, and microsystems. IEF is a partner or coordinator in many regional projects (DIGITEO, SYSTEM@TIC, etc.), national projects (ANR, BTR, etc.) and many international projects (European contracts: NoE, IP, STREP, EURYI, etc.).

IEF has significant partnerships in the fields of electronics, telecommunications and transport, sensors and instrumentation, and biotechnologies with large companies such as Thales, EADS, Alcatel-Lucent, ST Microelectronics, PSA and Sorin.
